Abstract |
Lower clamping voltage(VC) and capacitance are required as the driving voltage is lowered for low power consumption in CMOS integrated circuits. In this paper, a transient voltage suppressor(TVS) device using a shockley diode structure with a low turn-on voltage was proposed and fabricated after optimization through simulation. As a result of evaluating the characteristics, the capacitance is reduced by 40%, the VC value is lowered by 50%, and the surge characteristic is improved by more than 1.8 times compared to the conventional TVS. The fabricated low-voltage clamping TVS is expected to be useful in protecting integrated circuits(ICs) from surge or electrostatic discharge(ESD) without signal distortion on high-speed data lines more than 10G㎐. |
