| Abstract |
In this paper, we design a high-voltage LvSW (Level Selection Switch) for use in DET(Digital Envelope Tracking) power modulators for base-station power amplifiers. Conventional CMOS switches suffer from low breakdown voltage and strong body effect, making stable operation difficult under high-voltage conditions. To overcome these limitations, an LDMOS-based bi-directional LvSW structure is proposed, which employs source-body connection and pull-up gate control to ensure reliable off-state operation. The proposed circuit achieves fast switching speed under a 30V supply, demonstrating its suitability for high-effciency PA applications in next-generation base stations. |
