Abstract A physics-based models for the thermoelectric transport in Bi2Te3 are presented with nonparabolic band effects consideration. The model is formulated by using the Boltzmann transport equation with relaxation time approximation. The calculations are performed with the total relaxation time taking all the carrier scattering mechanisms into account. The computed thermoelectric coefficients for different energy bands are compared with experimental measurements. Furthermore, by incorporating the effects of the temperature-dependent material properties, the models are newly implemented into SPICE simulator. It is found that the model has a good performance for predicting the thermoelectric transport.
