Abstract |
By utilizing a 965nm high power laser diode as an illumination light source for switching, the bidirectional current switching of up to 15mA was realized in a two-terminal electronic device based on a vanadium dioxide (VO2) thin film. A VO2 thin film was grown on Al2O3 substrate by a pulsed laser deposition method. And, the electronic device having two series VO2 thin film of the same dimension was fabricated by ion beam-assisted milling and photolithographic technique. The bidirectional current switching of up to 15mA was attained by directly illuminating the VO2 film with a focused infrared laser beam. The transient responses of switched currents were analyzed when the laser diode was modulated at various pulse widths and repetition rates of up to 3.0Hz. A switching contrast between off- and on-state currents was evaluated as ∼4167, and rising and falling times were measured as ∼44 and ∼24ms, respectively. |
